چکیده

The femtosecond relaxation of an initial distribution of electrons which interact with phonons in presence of applied electric field is studied numerically. The evolution at such a time scale cannot be described in terms of Boltzmann transport. Here, the Barker–Ferry equation is utilized as a quantum-kinetic model of the process. The numerical treatment of the original formulation of the Barker–Ferry equation becomes difficult since coordinates and time variables are coupled by the field. A transformation which decouples coordinates and time variables in the equation is proposed. A randomized iterative Monte Carlo algorithm is developed to solve the transformed equation. The quantum character of the equation is investigated. An instantaneously created initial condition is favored above the physically more adequate generation term in order to point out the quantum effects. Simulation results are obtained for GaAs material at different evolution times. Effects of collisional broadening and retardation are observed already in the fieldless case. The intracollisional field effect is clearly demonstrated as an effective change of the phonon energy, which depends on the field direction and the evolution time. Moreover, the collisional broadening and retardation are affected by the applied field. The observed phenomena are understood from the structure and the properties of the model equation. r 2002 Elsevier Science B.V. All rights reserved.

Investigation of Hot Electrons and Hot Phonons Generated within an AlN/GaN High Electron Mobility Transistor

We review our recent results obtained on an AlN/GaN-based high-electron-mobility transistor. The temperature of the electrons drifting under a relatively-high electric field is significantly higher than the lattice temperature (i.e., the hot electrons are generated). These hot electrons are produced through the Fröhlich interaction between the drifting electrons and long-lived longitudinal-opti...

Pii: S0038-1098(00)00228-3

Using two optical techniques, we have studied the hot electron–optical phonon interactions in GaAs/AlxGa12xAs multiplequantum wells. Raman scattering measurements at 15 K are presented for the Al composition of xˆ 0.3, 0.5, 0.7 and 1.0. The GaAs-like and AlAs-like phonon frequencies of the first-order modes are also measured as a function of Al composition. The optical phonon energies emitted b...

Early-stage relaxation of hot electrons by LO phonon emission

Ultrafast spectroscopy gives insight into the relaxation and dephasing of electrons during the first femtoseconds after an optical excitation. A theoretical description of this early-time regime requires a proper treatment of retardation effects for the different scattering processes. The scattering of electrons by optical phonons is investigated within the S-matrix formalism. This perturbative...

Numerical Investigation of the Non-Uniformity of the Electric Field Distribution by Injection of Net Electron Charge in TE CO2 Laser

In this report, the distribution and deviation of electric field in the active medium of the TE CO2 laser has been investigated due to the injection of net electron charge beam as a plasma generator. Some parameters of system have been considered, such as density and mean-free-path of injected charge beam. The electric potential and electric field distribution have been simulated by solving the...

Quantum coherence and lifetimes of surface-state electrons

We discuss a novel approach to measure the electron phase-relaxation length and femtosecond lifetimes at surfaces. It relies on the study of the spatial decay of quantum interference patterns in the local density of states (LDOS) with the STM. The method has been applied to s–p derived surface-state electrons on Cu(111) and Ag(111). The characteristic decay length of the LDOS oscillations is in...
